Outline of Research at the Start

学術変革領域(A)「2.5次元物質科学」の集積化班(A02班)では、重ねる・ひねる・繋ぐなどの二次元物質の「集積の自由度」に関する学術研究と、「二次元ナノ空間」への異種原子/分子挿入を利用した2.5次元集積構造の構築を通じて領域に貢献する。具体的には、ロボティック積層、液相/気相成膜、インターカレーション等の技術の高度化とその融合を通じ、多彩な集積構造の作製を行う。また、集積構造を利用して、電子状態の制御や新奇な量子物性の探索から光/電子/エネルギーデバイス等の高性能化に関する研究を進める。

Outline of Annual Research Achievements

[1] 化学気相成長(CVD)と機能開拓:Janus型の単層遷移金属ダイカルコゲナイド(TMD)の高品質試料の作製を中心に進めた。特に、hBN基板上に成長したTMDを利用することで、プラズマ処理時に発生していたTMD内のクラックを抑制できることを見出した。このプロセスでは、不均一な格子歪みが抑制され、線幅の狭い発光を示すなど高品質なJanus型 MoSSe, WSSeが得られることを明らかにした。
[2] ファンデルワールス集積構造の構築と物性創発:WSe2の価電子帯サブバンド準位を利用した共鳴トンネル素子において、ホールの共鳴トンネルを実現し、低温でピークバレー比60を越える負性微分抵抗を観測した。ツイスト二層WTe2で1次元モアレ構造を透過型電子線顕微鏡により観測した。炭素ドープh-BNの欠陥準位を利用した欠陥アシストトンネルを用いたグラフェン電子状態の検出に成功した。
[3] 二次元ナノ空間を利用した新規2.5次元物質の創製:酸素含有官能基をもつ黒鉛類似化合物(GLG)のインターカレーション挙動を調べることにより、インターカレーションを有利とする構造を検討した。また、結晶化度の異なる黒鉛を用いた層間化合物の抵抗測定より、乱層黒鉛中では層間物質が不規則に配置することを見出した。また、多層グラフェンへのNaインターカレーションの促進および分析方法を確立した。
[4] 有機分子膜の配列制御と機能開拓:原子層・ナノチューブなどの半導体材料と複合化するための絶縁層材料の開発を進めた。ある種の絶縁層材料を用いることで、ナノチューブを用いた薄膜トランジスタにおいて良好な伝達特性が得られることを明らかにした。また、付加的な試みとして、金属微粒子や金属基板表面の分子膜修飾について検討を行った。これにより、室温付近で焼結し、導電性が得られる金属ナノコロイドの設計指針を得た。

Reason

当初の予定通り、2.5次元集積構造の構築に関する研究は順調に進展している。特に、Janus TMDの高品質化と発光特性の解明、WSe2の価電子帯サブバンド準位を利用した共鳴トンネル素子、多層グラフェン系へのナトリウムのインターカレーション、リソグラフィプロセスに耐える新しい絶縁層材料の開発など多くの進展が得られている。また領域内の他の班との共同研究を通じて複数の成果を論文として発表した。以上より、計画はおおむね順調に進展しているといえる。

Strategy for Future Research Activity

[1] CVD成長と機能開拓:TMDCの成長と転写技術の開発を通じ、多彩な2.5次元集積構造を実現する。特に、多層TMDCのスクロール化と構造制御、および光・電子物性の解明を中心に行う。これらの研究を通じ、曲率、層数、内蔵電場などの自由度を利用した2.5次元集積構造の集積化と機能化を進めていく。
[2] ファンデルワールス集積構造の構築と物性創発:WSe2サブバンドを利用した三重量子井戸における負性微分抵抗の観測を実施する。ReSe2/h-BN/ReSe2トンネル接合を用いて電子の共鳴トンネルによる負性微分抵抗の観測を目指す。欠陥アシストトンネルを利用した中赤外光検出を実現する。
[3] 二次元ナノ空間を利用した新規2.5次元物質の創製:グラフェン、グラフェンライクグラファイト、h-BNに加えて、BCN、MoS2およびMXeneなどの2次元物質への気相法インターカレーションを行う。特に、黒鉛では実現しないNaやMgのインターカレーションを行い、そこから黒鉛へのインターカレーション機構の解明を目指す。さらに、黒鉛系層間化合物における結晶構造と層間物質の状態の関係を明らかにするために、相転移の観測を行う。
[4] 有機分子膜の配列制御と機能開拓:昨年度までの研究から、常温で塗布・硬化可能で、リソグラフィプロセスに耐える新しい絶縁層材料を開発し、半導体としてナノチューブを用いたデバイスでも良好な特性が得られることを明らかにした。本年度は、こうした絶縁材料の表面制御を行うことで、キャリアトラップ要因を低減することを目指す。またヒステリシスなどに寄与する要因を明らかにし、2.5次元集積構造の高機能化につなげる。
