Outline of Research at the Start

学術変革領域(A)「2.5次元物質科学」の集積化班(A02班)では、重ねる・ひねる・繋ぐなどの二次元物質の「集積の自由度」に関する学術研究と、「二次元ナノ空間」への異種原子/分子挿入を利用した2.5次元集積構造の構築を通じて領域に貢献する。具体的には、ロボティック積層、液相/気相成膜、インターカレーション等の技術の高度化とその融合を通じ、多彩な集積構造の作製を行う。また、集積構造を利用して、電子状態の制御や新奇な量子物性の探索から光/電子/エネルギーデバイス等の高性能化に関する研究を進める。

Outline of Annual Research Achievements

[1] 化学気相成長(CVD)と機能開拓: Janus型の遷移金属ダイカルコゲナイド(TMDC)を利用した、モアレ超格子とナノスクロール構造の作製および評価を中心に進めた。特に、プラズマによる元素置換を利用してモアレ超格子を作製し、その構造解析や発光特性の解明を進めた。また、Janus構造を利用して内径の細いナノスクロールを実現し、その異方的な光学応答を明らかにした。
[2] ファンデルワールス集積構造の構築と物性創発:WSe2の伝導体サブバンド準位を利用した共鳴トンネル素子において、電子およびホールの共鳴トンネルを実現し、負性微分抵抗の観測に成功した。ツイスト二層WTe2で対称性制御によるバンド構造変化をlaser ARPESで観測した。複数層p-MoS2におけるミニギャップに起因する負性微分抵抗を観測した。
[3] 二次元ナノ空間を利用した新規2.5次元物質の創製:黒鉛および多層~2層グラフェンへのインターカレーションを実施し、共同研究者と分析を行い、グラフェン層間でのアルカリ金属の配置に関して新たな発見があった。また、ナトリウムのインターカレーションの可否についても明らかになりつつある。黒鉛類似化合物(GLG)では、黒鉛とは異なるインターカレーション挙動が認められた。
[4] 有機分子膜の配列制御と機能開拓:ボトムゲート・ボトムコンタクト型有機薄膜トランジスタの高移動度化に向けて、半導体/金属/誘電体の3成分界面をケルビンプローブフォース顕微鏡を用いて詳しく調べた。半導体層が薄い場合にチャネル材料によっては、ソース電極付近の接触抵抗が増大し、移動度が低下することを見出した。そこで、分子層厚みを制御した薄膜を用いたところ、移動度低下を大幅に抑制できることがわかった。

Reason

当初の予定通り、2.5次元集積構造の構築に関する研究は順調に進展している。特に、成膜や転写に関する技術開発が進展し、様々な構造を作製することが可能となった。また領域内の他の班との共同研究を通じ、作製した試料の電子輸送特性、角度分解光電子分光、励起子輸送、トンネル分光転写などの測定を通じて複数の成果を論文として発表した。以上より、計画はおおむね順調に進展しているといえる。

Strategy for Future Research Activity

[1] CVD成長と機能開拓: TMDCの成長と転写技術の開発を通じ、多彩な2.5次元集積構造を実現する。前年度に続きJanus単層TMDCのヘテロ二層やスクロール構造の高品質化・構造制御および光・電子物性の解明を中心に行う。特に、モアレ構造、曲率、内蔵電場などの自由度を利用した2.5次元集積構造の機能化を進めていく。
[2] ファンデルワールス集積構造の構築と物性創発: ファンデルワールス積層による複合原子層構造作製技術を発展させて、量子輸送現象を中心とした物性を解明する。今年度は、TMDC/h-BN/TMDCファンデルワールス接合において共鳴トンネル効果に起因する不性微分抵抗の観測を行い、ピークバレー比が最大となる条件最適化を行う。ツイスト積層TMDCの伝導帯Γ点のエネルギーを共鳴トンネル効果で実験的に決定する。
[3] 二次元ナノ空間を利用した新規2.5次元物質の創製:グラフェン、h-BNなどの2次元物質へのインターカレーションを行い、新規な2.5次元物質の創製を目指す。特に、バルク黒鉛では実現しないNaやMgのインターカレーションに注目する。さらに、結晶構造の異なる黒鉛系炭素材料をホストに用いた層間化合物の層間物質の相転移を観測することにより、結晶構造と層間物質の状態の関係性を明らかにする。調べ、結晶構造と層間物質の状態の関係性を明らかにする。
[4] 有機分子膜の配列制御と機能開拓:原子層・ナノチューブなどの半導体材料と複合化するための絶縁材料の開発を中心に進める。昨年度までの研究から、ある種の高分子を絶縁層として用いた有機トランジスタにおいて、SS値が100ミリボルト/桁以下の急峻なスイッチング特性を実現している。本年度は、これを他の2.5次元系に応用できるよう、プロセス耐性を強化した材料の開発に繋げる。
