Outline of Research at the Start

学術変革領域(A)「2.5次元物質科学」において、本機能創出班(A05班)は、界面・空間制御を共通概念として、電子デバイス、光デバイス、エネルギーデバイスに関する研究を展開し、班内連携してお互いの知見と経験を持ち寄ることでブレークスルーに繋げていく。また、班間連携として、本学術変革領域内で開発された新規2.5次元構造における物性を分析班や物性開拓班と共同して解析し、機能創出に展開する。このような研究活動を通じ、「2.5次元物質科学」の学術的概念の産業展開に向けた機能の具現化を推進する。

Outline of Annual Research Achievements

研究代表者の上野は、松尾Gと共同でピラー化炭素/赤外プラズモン構造を用いて分子の取り込みとFano共鳴を利用した化学センサーの構築に成功した。また、宮田Gと長汐Gと共同で遷移金属ダイカルコゲナイドヘテロ構造の作製に成功した。プラズモンにより電荷再結合速度が加速され、10倍に及ぶ発光デバイスの増強が実現した。さらに、二酸化モリブデン上に金ナノ微粒子を配置し、メチレンブルーの光触媒反応がプラズモンにより促進されることを明らかにした。
分担者の長汐は、粒界もしくは結晶内由来の準位の存在を明らかにするためエネルギー可変の光照射の実験を行った。また,上野啓Gと共同で、P型動作させるために、高濃度ReドープMoSe2において同一結晶面内構造のFETデバイスを作製した。タイプIIからタイプIIIのバンドアライメントに連続的に変化している様子を観測した.これによりトンネルFETにおけるP型及びN型動作を達成した。
大野は、ナノスケールの積層構造の形成とそれを用いたリザバーコンピューティングの実現を目指し、今年度は、櫻井Gおよび岡田Gと共同でスマネン分子とその分極反転の高感度検出のための半導体カーボンナノチューブとの積層構造を試作するとともにDFT計算を行い、界面での相互作用を調べた。その結果、フルオロスマネンの末端構造と電気双極子に依存してカーボンナノチューブにドーピングが生ずることを明らかにした。
松尾は、吾郷Gと共同で4層グラフェンへの電気化学的アニオン挿入・脱離挙動を調べ、2層グラフェンの場合よりもさらに多くの電流ピークを観測するとともに層間における拡散係数が非常に大きな値である可能性を見出した。また、ピラー化炭素薄膜の緻密化により、全固体型リチウムイオン電池負極として用いた場合の不可逆容量の低減に成功した。

Reason

研究代表者の上野は、計画通り松尾Gとピラー化炭素/赤外プラズモン構造を用いた化学センサーを構築するとともに、宮田Gと長汐Gとプラズモンを組み合わせたTMDヘテロ構造による発光デバイスの構築に成功した。さらに、二硫化モリブデンを用いた光触媒反応がプラズモンによって加速されることを計画通りに明らかにすることに成功した。
分担者の長汐は、上野啓Gと共同で、化学気相輸送法によりN/P型両方において高濃度ドープ2次元結晶を育成し、トンネルFETにおいてN型及びP型の両動作に成功している。今後更なる高濃度化が可能になれば、電流量の増加につながりデバイス特性を改善することが可能である。
大野は、カーボンナノチューブとフルオロスマネンの相互作用において終端構造に依存して分極ドーピングが変化するという新たな知見を得ている。また、リザバーに必要なメモリ動作の実現に向けた課題も明らかになっており、櫻井Gや岡田Gとともに新たな分子構造の検討を進め、次年度に向けて順調に研究が進んでいる。
松尾は、2023年度の検討により2.5次元化することでイオンの挿入脱離量が増加するだけでなく、挿入脱離速度も速くなる可能性があることを見出しておりこれは、2.5次元材料がエネルギーデバイス応用に適したものであることを示す結果である。また、リチウムイオンを大量に貯蔵できるピラー化炭素の不可逆容量の低減にも成功しており、実用化に向けて課題を解決できつつある。

Strategy for Future Research Activity

研究代表者の上野は、吾郷Gと松尾Gと共同で薄層シリル化酸化グラフェンを構築し、インターカレーションした分子の高感度検出を試みる。また、宮田G、長汐Gや吾郷Gとの共同研究により構築した金ナノ構造/遷移金属ダイカルコゲナイドヘテロ構造や金ナノ構造/グラフェン/遷移金属ダイカルコゲナイド/グラフェン電気発光デバイスの光物性を明らかにする。また、公募班の高橋Gと金ナノ構造/二硫化モリブデンの光触媒反応に関する学理を探索する。
分担者の長汐は、宮田Gと共同で、提案している同一結晶面内接合構造作製のボトムアップ手法であるCVDを利用したTMDC合成技術およびキャリア制御技術の開発、および輸送特性の解明を行う。また、トンネルFETデバイスにおけるオン電流の向上において、N型と比較してコンタクト形成の困難なP型コンタクト抵抗の低減に取り組む。
大野は、カーボンナノチューブ近傍の電界集中によるスマネンの構造反転とその検出に挑戦する。特に、反転電界の低いスマネン誘導体の構造やカーボンナノチューブへの修飾手法について検討し、メモリ動作の実証を目指す。
松尾は、引き続き吾郷Gと共同で複数層グラフェンへのアニオンの電気化学的挿入脱離挙動、特に積層角度の影響を中心として検討する。松本GへのGLGの提供も引き続き行い、硫黄など黒鉛ではこれまでに知られていない挿入種の挿入を検討する。また、これにより得られる知見をGLGやピラー化炭素の構造制御に適用し、デュアルイオン電池正極および全固体型リチウムイオン電池負極特性の改善を進める。
