Research Abstract

1.Si基板上に10^6cm^<-2>の低転位密度のGaAsを結晶成長する方法を明らかにし、GaAs/Si及び、AlGaAs/Si2端子タンデム型太陽電池を作製し、それぞれ、12.9、16.3%の変換効率を得た。
2.セレン蒸気を用いてCuInSe_2薄膜を形成し、フォトルミネセンス法によってその欠陥評価を行い、太陽電池の膜質評価法として有望であることが明らかになった。
3.AlGaAs/GaAs太陽電池とInAlAs/InGaAsタンデム太陽電池を作製し、AM1.7において総合変換効率として23.85%が得られた。
4.光CVD法によるaーSiC:Hの高品質化におけるHラジカルの役割を明らかにするためHラジカルCVDを試みた。その結果、良質の薄膜を形成する上でHラジカルは有効であることがわかった。
5.aーSi/polyーSi4端子接続タンデム太陽電池の実験的最適化を、特に下部セルであるμcSiC/polyーSiヘテロ接合について行い、総合変換効率19.1%を得た。
6.シリコンの表面に超微細金属アイランドを施した新型太陽電池の特性を改善するために金属アイランドの大きさ、密度、均一性を精密に制御する方法を検討した。
7.水銀増感光CVD法によるアモリファスシリコンの成膜で、膜表面反応に及ぼす長波長の光照射効果を基板温度や光源と基板との距離を変化させ明らかにした。
8.(VDF/TrFE)共重合体等の強誘電性有機薄膜の通常の金属・半導体結合やpn接合とは異なる異常光起電力効果の発現機構を利用し、電荷注入層との複合化による発生電流の増加などによる光電変換の高効率化を図った。
