Research Abstract

本年度の研究計画の中でも重点を置いてきた「紫外EL素子を用いた全固体フルカラーディスプレイの開発」研究とともに、平成9年度は本基盤研究Aの最終年度に当たることから、過去3年間を通して得られた成果を、本プロジェクトの主題である「全固体化画像処理デバイスの試作」に沿って仕上げる方向で研究を実施してきた。その研究概要と主な成果をまとめると以下の通りである。
1)本研究に用いる新素材であるアモルファスシリコンカーバイド(a-Si_<1-x>C_x)ならびにその微結晶(μc-Si_<1-x>C_x)の製膜技術を確立し、且つその価電子制御(p,i,nの染め分け)及びバンドギャップ制御に関する一連の基礎データを揃え、デバイス開発を目指した基礎技術と量産化への技術課題を明らかにした。
2)p型a-SiCをヘテロ接合窓とする、a-SiC/a-Si薄膜フォトダイオードアレイ(TFPDA)を開発し、その高性能化に関するデバイス物性を明らかにするとともに、TFPDAのデバイスモデリングを行って、コンピューターシミュレーションによる最適化設計ソフトを開発した。このソフトは、実際のフォトダイオードの性能パラメータが実験的に求まると、これから各物性パラメータを逆算して求めることもできるもので、デバイス評価の有力な武器となり得るものである。
3)TFPDAの高速応答性に関する研究から、従来、不可能といわれてきた、アモルファス半導体中での電子なだれ現象を発見し、これを用いた高速TFPDA開発の基礎研究を行い、実用化へのめどをつけた。
4)薄膜発光素子については以下のようなる種類の素子開発及しその基礎動作特性を明らかにした。
a)a-Sic p-i-n接合を用いたTFPDA b)a-SiC真性ELを用いたTFPDA素子 c)ZnS:TbF_3//ZnS:SmF_3多層薄膜チューナブルカラーEL素子 d)ZnF2:Gd薄膜紫外EL素子の開発と可視蛍光体を用いた全固体フルカラーパネルの開発
5)a-SiC(p-i-n)[LED]/a-SiN_x/a-Si(p-i-n)[TFPDA]などを組み合わせた二次元画像変換装置ならびにその動作特性を解析し、またその動作機能を明らかにし、実用化を目指した基礎技術を確立した。
