Research Abstract

本研究は、ハーフメタル特性に由来する高いスピン偏極率を本質的に有するCo系ホイスラー合金とMgOバリアを組み合わせた、半導体への高効率スピン注入ヘテロ構造デバイス基盤技術を構築すると共に、その優れたスピン輸送特性を実証することを目的にしている。前年度までにCo系ホイスラー合金の一つであるCo_2MnSiを電極材料に用いた強磁性トンネル接合(MTJ)に対し、室温で340%、4.2Kで1800%を超える高いトンネル磁気抵抗(TMR)比を実証した。また、次世代のMOSFETのチャネル材料として期待されるGeに着目し、急峻で平坦なヘテロ界面を有する全層エピタキシャル成長のCo_2MnSi/MgO/Geヘテロ構造の作製法を確立した。強磁性体電極を用いた半導体スピントロニクスデバイスで構成される論理回路の機能を能動的に変えるためには、MOSFETのドレインまたはソース上の強磁性電極をMTJに置換した構造において、MTJのスピン偏極電流による磁化反転技術を利用する方法が考えられる。このスピン偏極電流による磁化反転技術を利用するためには、高品質なMTJが必須なため、当該年度では、Ge基板上に高品質なMTJの作製技術の確立を試みた。MgO中間層を介してGe基板上へ作製したCo_<50>Fe_<50>/MgO/Co_<50>Fe_<50>MTJに対して、MgO中間層の膜厚を10nmとしたMTJでMgO基板上に作製したMTJと同程度のTMR比を実証した。また、MgO中間層の膜厚が1nmとスピン注入に好ましいと考えられる厚みのMTJに対して室温で110%(4.2Kで170%)の良好なTMR比を実証した。この高品質なMTJの実現によってMTJからのスピン注入および、スピン偏極電流による磁化書き換えの実証が期待される。
