Research Abstract

粒径10nm程度のナノダイヤモンド結晶がアモルファスカーボンマトリックスに内在する,超ナノ微結晶ダイヤモンド薄膜似下,UNCD膜)は,可視から紫外域にかけて大きな光吸収係数を有し,キャリア濃度制御を伴うpn伝導型制御が可能であることから,新規太陽電池材料として興味深い.第3年度目(平成24年度)は,UNCD膜のホモ接合フォトダイオードの創製に向けた基礎研究を行った.デバイス設計に先立ち,マイクロ波光導電率減衰法を用いてフォトキャリアのライフタイムを評価した.その結果,p形UNCD膜において同一材料中で最長である平均寿命2.1マイクロ秒が確認され,受光アクティブ層として有望であることが明らかとなった.これは光吸収とキャリア生成が数百ナノメーターオーダーの膜厚で設計可能であることを意味している.ホモ接合評価では,導電性Si基板上へ縦型ホモpin接合素子を作製し評価した.暗状態・室温下で整流比4桁,理想因子1.0のダイオード特性が得られた.明状態においては光起電力特性が確認され,波長分解フォトレスポンス測定から,ダイヤモンド結晶のバンドギャップ端の光吸収に対応した深紫外光域でのレスポンスに加え,可視光域での光キャリア生成が観測された.可視光吸収による光電変換メカニズムは議論中であるが,膜中に存在する多数の中間準位を介したバンド伝導が関連している可能性がある.
