Research Abstract

磁気ランダムアクセスメモリ(MRAM)は,不揮発性,高速スイッチング等の特徴を有し,更には磁化の方向を膜面内でなく膜面垂直方向に向けることで高記録密度化,高い熱耐性の実現が可能であり,次世代の記録素子として期待されている.反強磁性(AF)/強磁性(FM)積層膜に生じる垂直交換磁気異方性(PEA)はMRAMにおける磁界雑音の抑制に有効であるが,MRAM素子への適用にはPEAの大きさを表す一方向磁気異方性定数(J_k)の更なる増大が必要である.本研究では面内交換磁気異方性(IEA)の知見の適用によってPEAを高性能化することを目的として,両者のメカニズムの比較を行った.具体的にはAF層にMn-Irを用いたAF/FM積層膜におけるIEAとPEAのFM層組成依存性,ならびにMn-Ir層の結晶配向依存性を比較し,以下の実験結果を得た.1.Mn-Ir/Co-Fe積層膜のIEAとMrIr/Co-Fe/[Pd/Co]。積層膜のPEAのCo-Fe層組成依存性を比較し,J_kのCo-Fe組成依存性の傾向は一致するが,体心立方格子のCo-Feを用いた場合にはPEAの方がIEAよりも顕著に小さくなることを示した.2.(111)配向ならびに(110)配向のMn-Irを用いたMn-Ir/Co-Fe積層膜のIEAとMrIr/Co-Fe/[Pd/Co]_n積層膜のPEAを比較し,以下の2点でIEAとPEAの結晶配向依存性が異なることを示した.(1)IEAの結晶配向による変化(>0。15erg/cm^2)はPEAのそれ(<0.1erg/cm^2)よりも顕著に大きい,(2)IEAは(111)配向より(110)配向の方が大きいが,PEAの大小関係は逆である.上記の実験結果はAF層内部のスピンのねじれ構造と結晶構造の対称性を考慮することで定性的に説明され,IEAとPEAの発現メカニズムが似通っており,多くの研究例があるIEAの知見をPEAに適用可能であると示唆された.以上,本研究の成果を元に,低い結晶構造の対称性を持ち,AF/FM界面の交換積分が大きな積層膜において大きなJ_kが得られるというIEAとPEAの統一的な高性能化指針を示した.
