Research Abstract

熱電変換技術の実用化には熱電変換効率の向上が第一の研究課題である。熱電変換効率を上げるための一つの手段として、ナノ構造の導入によるゼーベック係数の向上が検討されている。本研究では、Siの微細加工技術を利用して、電子の低次元系を実現し、ゼーベック係数に与える電子の閉じ込め効果を明らかにすることを目的とする。我々は、電子閉じ込め効果を観察するためには不純物バンドの影響を受けない試料に対してフェルミエネルギーを精度よく制御する必要があることを見出してきた。このような条件を満たすフェルミエネルギー制御用試料を設計・作製し、ゼーベック係数増大に対するナノ構造の有効性を実験的に示す。
不純物バンドの影響を除去するために、Siに外部電圧を印加することによるフェルミエネルギーの制御の可能性を調べた。極薄SOI層表面に電極を配置し、直接電圧を印加することによるゼーベック係数の変化を調べたところ、SOI表面に外部電圧を印加するとともにゼーベック係数の絶対値が変化し、正電圧から負電圧までの広い範囲において、ゼーベック係数が外部電圧によって制御できることを示した。特に、フェルミエネルギーが伝導帯端近傍にくる負電圧印加時の振る舞いを、実験と理論計算の両面から調べたところ、外部電圧印加時のゼーベック係数はSOI/理め込み酸化膜界面付近のキャリア密度、すなわちフェルミエネルギーを介して制御でき、その値にはフォノンドラッグの効果も寄与することがわかった。
また、ナノ構造に対して従来のゼーベック係数の測定方法を適用することは難しいため、電位分布をナノメートルオーダの空間分解能で測定できる走査型表面電位顕微鏡(KFM)を用いたゼーベック係数の測定方法を開発している。KFMを用いて極薄SOI試料のゼーベック係数を測定し、一般的なバルク試料に対する測定方法で得られたゼーベック係数の値と近い値が得られ、本手法の有用性を示した。

Reason

外部電圧印加によるゼーベック係数の変化の振る舞いを実験と理論計算の両面から調べ、フェルミエネルギーを不純物バンドの影響無しに制御でき、フォノンドラッグの寄与が大きいことを見出した。また、KFMを用いてSOI試料のゼーベック係数が測定できることを示した。現在、Siワイヤの試料を作製し、KFMを用いてゼーベック係数測定を始めている段階であり、ナノ構造化による熱電特性の向上が示されるものと期待している。

Strategy for Future Research Activity

KFMを用いて外部電圧印加によるSiナノワイヤのゼーベック係数の変化を測定し、リファレンスとしたバルクSOIの結果と比較することにより、ゼーベック係数に与える電子閉じ込め効果を明らかにする。KFMによりSiワイヤを測定したところ、温度差による真空準位の傾きを考慮する必要があることをわかった。そのため、試料に温度を均等に与えて電位分布の変化を測定し、温度差のある場合の結果と比較することにより、その影響を調べる。また、収束イオンビームを用いてn型とp型のSiナノワイヤ熱電対列を作製し、実際のモジュールにおけるナノワイヤの効果を検証する。
