垂直磁気異方性電極を用いた磁気トンネル接合に関する研究

Research Abstract

不揮発性を有する磁気トンネル接合(MTJ)は、デバイス応用することで低消費電力化が期待されている。デバイス応用に向け、低書き込み電流(I_<co>)、高熱安定性(⊿)等が求められる。
本研究は高⊿が期待される垂直磁気異方性電極を用いたMTJ(垂直MTJ)の設計指針の明確化を目的として行った。書き込み電流密度Jco(∝I_<co>)はダンピング定数α, 記録層の実効磁気異方性磁場H^<eff>_k(∝⊿), 参照層からの漏れ磁場H_<str>というパラメータを用いて一般的にJ_<co>∝ α(H^<eff>_k+H^<str>)と表され、この式が設計指針とされている。本研究はこれらのパラメータを素子レベルで評価できる強磁性共鳴(FMR)のホモダイン検出法(ホモダインFMR)に注目し、素子加工プロセスを構築し、測定系を立ち上げ、これまで周波数掃引型FMRの解析事例の無かった垂直MTJにおいて、ホモダインFMRを用いた有効磁気異方性磁場とダンピング定数の評価法を確立した。評価法確立後、CoFeB/MgO垂直MTJのFMR測定結果を解析し、U^<eff>_kとH_<str>の素子サイズ依存性を調べ、微細化とともにこれらの値が増加すること、H^<eff>_kの増加は反磁場の変化により説明できることを示した。また、微細化に伴うH^<eff>_kの増加により、J_<co>が増加することを明らかにした。さらにホモダインFMRの結果から見積もられるα, H^<eff>_k, H_k2, H_<str>を用いたJ_<co>の理論値と実験値の比較をし、J_<co>のサイズ依存性に電界効果を考慮する必要があることを明らかにした。最終年度にはCoFeBにPtを少量添加した磁性層を用いたMTJ (Ptドープ垂直MTJ)を作製、CoFeB/MgO垂直MTJと比較し、CoFeB/MgO垂直MTJのJ_<co>は内因的なαにより決まるのに対し、Ptドープ垂直MTJのJ_<co>は内因的なαだけでは決まらず、参照層からの漏れ磁界の分散等により増大することがわかった。以上、本研究により、nmオーダーの極微細垂直MTJのJ_<co>に関して重要な知見が得られた。
