Outline of Annual Research Achievements

炭化タングステンを電極とするダイヤモンドショットキーダイオード(SBD)界面の熱的安定性に関して、昨年度までは作製が容易な横型構造で評価を行ってきた。界面輸送機構を調べるために、今年度は縦型構造SBDを作製した。600Kでの真空熱処理を施すことにより、ダイヤモンドSBDのショットキー障壁高さが減少し、同時に理想因子が1.1.以下と理想性の高いSBDを形成することに成功した。このSBDは600K以下の温度では安定であった。また、ダイオード特性の温度依存性を調べたところ、安定化処理を施した場合でも、ショットキー障壁高さは1つの電極内で不均一であることを見出した。更に、電極界面の断面組成を調べたところ、600Kでの熱処理を施すことにより界面に金属酸化層が形成されていることを見出した。このことは、界面の金属酸化膜が熱的安定化のカギであることを示唆している。整流比が高いSBDと低いSBDに注目して、電極の界面構造を比較したところ、不良電極では界面酸化層が不均一な膜厚で形成されていることが分かった。
