Research Abstract

本研究では, 高感度・高分解能の電子・核スピンの光検出技術を基に, GaAs量子構造中の電子・核スピンコヒーレンスの制御を光学的手法により実現し制御技術を確立することを目的としている. 本年度は, 高感度・高空間分解能を持つ時間・空間分解カー回転顕微光学系を構築することで, スピンの時空間発展を測定した. また, ゲート電界によってスピン軌道相互作用(Spin-orbit Interaction : SOI)が変調され, スピンの空間分布が変化することを直接観測した. SOIによる有効磁場はスピンの操作に有効であるが, 一方で, その運動方向依存性によりスピンの状態を急速に緩和させる. しかし, RashbaとDresselhausの2つのSOIの強さが等しいスピン永久旋回(Persistent Spin Helix : PSH)状態では有効磁場が運動方向に依らず, スピン緩和が抑制され, 原理的にはスピンが永久に伝搬されるとして注目されている. 前年度に細線中のスピンアンサンブルからPSH状態に近いことを確認している片側変調ドープの量子井戸における二次元電子のスピンの時間・空間変化を測定した結果, PSH状態で特徴的なスピンの空間的ストライプが観測され, PSH状態に近いことが直接的に確かめられた. 2つのSOIのうち構造の反転非対称に起因するRashba SOIは, 外部ゲート電圧によって井戸内の電界を変えることで制御できる. そこで次に試料に半透明ショットキーゲート電極を作製し, スピンの時空間変化のゲート電圧依存性を測定した. その結果, ゲート電圧によってスピンの空間的歳差運動の周期が変化することを直接的に観測した. また, 磁場印加時のスピン空間分布の時間変化から, RashbaとDresselhaus SOIの大きさを定量的に評価した結果, ゲート電圧が-0.2Vの時に, RashbaとDresselhaus SOIが等しくなるPSH状態になっていることがわかった.
