Outline of Annual Research Achievements

スーパーコンピューター, データセンター等の産業用情報機器の処理速度の爆発的な伸びや並列度の拡大により, 大容量かつ低消費電力の光インターコネクト技術の開拓が急務になっている. 本研究では, 我が国発の独創的発光デバイスである面発光レーザ技術を基に, 現在の直接変調半導体レーザの高速化の限界を超える超高速面発光レーザを実現するための基盤技術開拓を目指した. 具体的なアプローチとしては, 面発光レーザと同一面内に集積された光の一部を結合・帰還させる新構造導波路を設計・製作して, 光の帰還により面発光レーザの直接変調動作の高速化を図り, 40Gbps級の直接変調技術の基盤確立を進め, 以下の成果を得た.
1)酸化狭窄幅を変化させた新しい横方向結合構造を提案して, 面発光レーザと光変調器集積光源を試作し, 変調帯域の素子長依存性などを明らかにするとともに, 1V以下の低い変調電圧で変調帯域20GHz以上を実現した. 同時に25Gbpsの低電圧大信号変調を実現した.
2)上記構造で, 変調器の長さを制御することで, 多モード干渉効果により, 光変調器から面発光レーザへの戻り光を10dB以上低減できることを示し, 実験的にも戻り光に起因した強度雑音の低減に成功した.
3)上記の構造を用い, かつ光変調器の共振効果を併用することで広域側の変調感度を増大し, 小信号変調帯域を30GHzまで拡大することに成功した.
以上, 面発光レーザとスローライト伝搬を利用した超小型吸収光変調器をモノリシックに集積することで, 低消費電力動作と高速化の両立する集積光源の可能性を示した.
