Research Abstract

強磁性・超巨大磁気抵抗を示すMn酸化物をベースとした強相関電子系半導体と光学半導体酸化物をナノスケールで組み合わせたp-n接合・人工格子を作製し、界面を通じて電子の動きを制御する事により光・電場で強磁性/非磁性、金属状態/絶縁状態、超巨大磁気抵抗等の強相関電子物性を室温においてスイッチできる材料を創成する。
◆p型伝導-室温強磁性・超巨大磁気抵抗酸化物-(La_<1-x>Ba_x)MnO_3、n型伝導-光学半導体酸化物--(Sr_<1-y>La_y)TiO_3、n型伝導-室温強磁性酸化物-(Ti_<1-x_Co_x)O_2、強誘電体酸化物Pb(Zr,Ti)O_3等の良質な単結晶薄膜を作製した。各種物質において、薄膜化した際に良好な結晶性、表面・界面平坦性・最適キャリア濃度、電気輸送特性、磁性を示す条件を、PO_2(酸化雰囲気)-T_s(基板温度)相図を作成し明らかにした。
上記の条件を基に
◆良好な整流特性を示す全薄膜p型強磁性-(La_<1-x>Ba_x)MnO_3/n型非磁性-(Sr_<1-y>La_y)TiO_3接合の形成に成功した。(Appl.Phys.Lett.,発表済み)。
◆良好な整流特性示し且つ室温でn型、p型とも強磁性を示す組み合わせからなる全薄膜p-(La_<1-x>Ba_x)MnO_3/n-(Ti,Co)O_2接合の形成に成功した。(J.Appl.Phys投稿中)
◆Pb(Zr,Ti)O_3/-(La_<1-x>Ba_x)MnO_3による強誘電体電界効果トランジスタを作製し、室温(282K)での電界による(強磁性)転移温度の変調(変調幅2.5K)を達成した。
