Research Abstract

本研究プロジェクトの最終年度である今年度は,THz波光源の高効率化・高出力化のため,GaP結晶の光導波路およびフォトニック構造によるTHz波の閉じこめ効果,結晶冷却によるTHz波吸収の低減,端面損傷回避による高エネルギー励起を検討・実現するとともに,GaPやSi,さらにGaNなどの半導体結晶や溶液試料のフォノンに関する知見を得た.また,通信波長帯光デバイスおよび周期分極反転結晶を用いた差周波THz波発生では,MHzオーダの狭スペクトル特性を有する連続THz波発生を実現した.さらに,GaAsタンネットダイオードにおいては,走行層厚みの最適化とともに,共振器構造としてWR-1.2(492〜900GHz),WR-1.0(590〜1100GHz),WR-0.8(738〜1400GHz)を検討した.GaAs分子層エピタキシーにて作製したエピ構造を組み込みWR-1.0の共振器構造にて,室温における基本波CW発振706GHzを実現した.この値はこれまでの共鳴トンネルダイオードの712GHz(基本波による世界最高発振周波数)に迫るものである.また,WR-0.8の共振器構造を用いたタンネットにおいても発振動作が確認されており,1THz以上の発振の可能性を示唆する結果を得た.THz帯のコヒーレントラマン分光については,誘導ラマン利得分光システムにおいて,励起レーザの高繰り返し化および光学系アライメントの徹底によるエネルギー効率化を図った.さらに,コヒーレント反ストークスラマン分光計においては高安定な共焦点型配置を検討し,生体分子(水溶液,生体粉末)について0.9〜51THzの超広帯域にわたる振動スペクトルを取得し,さらに偏光解析により低周波領域(2-15THz域)の生体分子振動の強い共鳴を見出し,THz帯振動についての新たな知見を得た.
