Outline of Annual Research Achievements

本研究は高いスピン生成効率が期待されるホイスラー合金Co2FeSiを純スピン流生成源とする巨大純スピン流生成により、純スピン流注入磁化反転技術の室温実証を目指す。昨年度までに、強磁性体Co2FeSi電極の多端子化によるジュール発熱抑制技術を実証し、発熱によるスピン流生成量の減衰を抑制し、大電流印加時にも効率的に純スピン流を生成可能であることを明らかにした。また、純スピン流注入磁化反転実証に向けて難点となっていた300nm以下の微細素子の作製においても、詳細なプロセス検討により、微細素子作製技術を確立した。
本年度はこれらの技術を元に純スピン流注入磁化反転に向けたCo2FeSi-Fe3Si 2層膜素子を作製した。Co2FeSiは上記の通り、高いスピン生成効率が期待される材料であるが、磁化反転時の必要エネルギーが比較的高いことが明らかとなった。そこで磁化反転時の必要エネルギーが低い、同じホイスラー合金であるFe3Siを磁化反転対象とした。2つの端子のCo2FeSiから効率的に生成された純スピン流をFe3Siに注入し、反転の様態を強磁性共鳴を用いて測定した結果、磁化反転に必要な電流密度は過去のPy-Pyの実験の報告値と比較して2桁程度低減されることが明らかとなった。
