Outline of Annual Research Achievements

平成27年度の研究では,ホウ素ドープ超ナノ微結晶ダイヤモンド/水素化アモルファスカーボン混相(UNCD/a-C:H)膜のキャリア伝導メカニズムの解明に取り組んだ.UNCD/a-C:H膜のキャリア伝導について,主成分である炭素(C),ドーパントのホウ素(B),終端原子の水素(H),構造欠陥のダングリングボンドに注目して,考察を行った.
アンドープ膜において,炭素由来のダングリングボンドの存在を示すESR信号が検出され,ダングリングボンドを含んでいることが確認できた.標準試料Mn2+を基準にして,アンドープ膜の欠陥密度は~10+22 cm-3と見積もられた.この欠陥密度は,一般的なa-Cと同程度である.アンドープ膜でのキャリア伝導は,a-Cと同様にダングリングボンド欠陥由来の局在準位を介したHopping伝導が支配的であると推察される.
ダングリングボンドとドーピングの関係について,窒素ドープ膜では,ESR信号は検出されたものの高い電気伝導度のため信号強度が低く,定量は困難であった.その一方で,ホウ素ドープ量の増加に伴ったESR信号強度の低下が見られた.このホウ素ドープ膜で見られたESR信号強度の低下は,ESR活性なダングリングボンド数の減少を意味しており,この原因として,(1) 欠陥密度の減少,(2) 電子密度の増減に伴うFermi準位位置のシフトによる欠陥の帯電状態の変化が考えられる.前者はホウ素の炭素ダングリングボンド終端によるダングリングボンド数の減少,後者はp型化に伴う欠陥の帯電状態の変化によるESR不活性化に由来するものと推察される.
以上の結果から,ホウ素ドープUNCD/a-C:H膜のキャリア伝導は,欠陥準位を介したものではなく,ホウ素により形成される局在準位を介したHopping伝導が支配的であると結論付けられる.UNCD/a-C:H膜中に取り込まれるホウ素原子の配置は,a) 炭素ダングリングボンド終端,b) 炭素原子を終端している水素との置換の2つが考えられることが明らかになった.
