Outline of Annual Research Achievements

InAs/(In,Fe)As/InAs三層からなる量子井戸構造の波動関数を電気二重層トランジスタのゲート電圧で操作し、量子井戸全体の磁気特性を電気的に制御可能であることを示した。磁性層内のキャリア濃度を変える従来の方法に比べて、キャリアの波動関数と(In,Fe)As層との重なりを変えることによってキュリー温度を制御するこの方法は、高い制御自由度を持つことを実証し、またサブピコ秒の高速動作および消費電力を大幅に減少できる可能性があり、スピン依存波動関数工学を示した研究成果である(Phys. Rev. Bに出版)。
n型(In,Fe)As/p型InAsのエサキダイオード構造におけるトンネル分光法を用いて、In,Fe)As伝導帯のスピン分裂を明瞭に観測した。キュリー温度が45K~65Kの(In,Fe)Asの伝導帯には40 ~ 50 meVの自発スピン分裂を持つことが分かった。このスピン分裂エネルギーはFe濃度と外部磁場によって制御可能である。今回の(In,Fe)Asで観測した伝導帯の自発スピン分裂はIII-V族強磁性半導体では初めての観測であり、様々なスピンデバイス応用に有望であることを示した。一方、外部磁場の回転より(In,Fe)As層の磁化方向を様々な面内方向に回転させ、それによって(In,Fe)Asの状態密度が変化しdI/dV-V特性が対称性をもって変化する結果も見られた。この現象はトンネル異方性磁気抵抗(TAMR)と呼ばれる現象である。TAMRをすべてのバイアス電圧で調べることによって、(In,Fe)Asのバンド構造の各成分(伝導帯、価電子帯、不純物帯)の異方性が観測され,不純物帯のエネルギー位置が伝導帯の下端あるいは価電子帯の上端に近い結果も分かり、(In,Fe)Asの強磁性起源に重要な役割を持つと考えている。
