Research Abstract

新世代のスピンエレクトロニクスを担う新機能素子用の新材料の探索を目的として、スピンの大きいMn層と半導体層あるいは絶縁層との積層膜の磁気特性および電気特性について評価を行った。
(1)表面酸化層を有するSi基板上に厚さ15nmのMn層を形成した。作製した直後の試料は常磁性であったが、600-700Kの温度で熱処理を行うと、室温での強磁性を発現した。
(2)Mn(15nm)/SiO_2(1-3nm)/Si(15nm)の構造を有する積層膜について磁気特性の検討を行ったところ、530K以上の温度で熱処理を行うことにより、室温での強磁性を発現することがわかった。最も高い飽和磁化は、700K程度の温度で熱処理した積層膜において得られた。また、上記積層膜のキュリー温度は340K程度である。上記元素系を含む合金において、室温以上のキュリー温度を示すものは見つかっておらず、本研究の材料は新しい合金系を含む可能性が高い。
(3)Mn(6nm)/X(0.5nm)/Si(6nm)[X-B, BN, B_4C, SiC]3層膜の磁気特性について検討を行った。作製した直後の試料は常磁性であったが、700K程度の温度で熱処理を行うと、77Kでの強磁性を発現した。Mn/B_4C/Si3層膜は、室温においても強磁性であった。その他の3層膜のキュリー温度は260K程度である。
(4)[Mn(1nm)/SiO_2(1nm)]x20積層膜の磁気特性および電気特性の検討を行った。積層膜は室温で強磁性を示し、600-750Kでの熱処理を行うと磁化が増大した。キュリー温度は350K以上である。膜面垂直に電流を流し、その電気抵抗の温度依存性を測定したところ、熱処理前の積層膜は半導体的な挙動を示し、また、熱処理後の積層膜は金属的な挙動を示した。
