Research Abstract

これまでに我々は、中性子照射量の増大に伴う半導体検出器X線感度の劣化、また検出器印加電圧の増大に拠る感度の改善等を明らかにし、これらの物理機構が、我々が提唱した「半導体検出器新感度理論」の描像とコンシステントであることを示し、2つのキー・パラメータ、即ち、「信号電荷三次元拡散長」並びに「空乏層厚」が、中性子損傷を受けた半導体感度に対しても主要な本質的パラメータであることを明らかにした。
本研究では、p型半等体(p型は中性子照射に強いと考えられている)、並びにn型半導体(n型は廉価でプラズマ計測に広く用いられている)に対する中性子照射効果の差異、また今後の中性子環境下での実用性を調べるために、中性子フルエンス0.1〜100×10^<13>n/cm^2の範囲で原研FNSに於いて照射実験を実施し、半導体X線感度変化と中性子照射量の相関の系統的データ収集を行った。
この一連のDT中性子照射実験による、n型、並びにp型シリコン半導体検出器の中性子照射量に対するX線感度特性の評価・比較について以下の結果が得られた。(i)JETで用いているn型X線トモグラフィ検出器の中性子照射積分量に対するX線感度変化データより、n型半導体のX線感度変化の「非線形的振舞い」、即ち「X線感度は、ある中性子照射量の範囲に於いて照射量増大に伴い一時的に増大し、その後減少する」ことが見出されたのに対し、(ii)p型では、n型と同様に照射前に対する感度劣化は見られるものの、n型の非線形的な振る舞いと異なり、「照射量増大に対し緩やかな単調劣化を示す」ことが定量的に確認された。(iii)また、今回用いたp型半導体では、10^<15>n/cm^2を超える照射に対しても、照射前に比べ80%程度の感度を保つことが明らかとなった。これらの結果は、n型に比しp型半導体の優れた耐放射線特性を示すデータと位置づけられる。
