Outline of Annual Research Achievements

【研究目的】III-V/Siハイブリッド集積技術の課題のひとつとして、ハイブリッド型のレーザは従来のIII-V族半導体単体のレーザに匹敵するほどの低しきい値、高効率動作が達成されていない点が挙げられる。本研究では、プラズマ活性化接合(PAB)法による低温貼り付け技術を利用し、ハイブリッドレーザの高効率動作を研究目的としている。
【研究成果】28年度は窒素プラズマ活性化接合法を用いたIII-V/Siハイブリッドレーザの研究に取り組み、以下の研究成果を挙げた。
(1)室温連続発振に向けたレーザの熱分布を有限要素法により解析した。幅広III-V族メサとコンタクト電極をヒートシンクとして利用することにより、熱抵抗を40K/W以下に削減できることを明らかにした。
(2)窒素プラズマ活性化接合法でハイブリッドレーザを作製し、室温連続発振を得た。共振器長1 mmの素子で測定を行い、しきい値電流119 mA、外部微分量子効率17%を得た。熱抵抗は31 K/Wであり、計算結果の38 K/Wに概ね整合する値が得られた。発振波長は1533 nmであった。
以上の研究結果は、直接接合法を用いたハイブリッドレーザの作製法についての知見を深めるものであり、高効率動作の実現に向けて寄与するところが大きいと考えられる。今回の成果を基に、Siフォトニクスの波長フィルタと組み合わせることで、高SMSR動作や波長可変動作の実現が期待される。
