Outline of Annual Research Achievements

h-BNを基板として用いた高移動度グラフェンにおいては、キャリアの平均自由工程が試料のスケールより大きくなるバリスティック伝導を示す。このバリスティックなキャリアは、チャネル中でほとんど散乱を受けないことから、キャリアが直進し、あたかも幾何光学のように電子波の「軌跡」が伝導を支配するようになる。申請者は、この電子波の軌跡をpn接合を利用することで制御し、電気伝導そのものを制御することに成功した。たとえば、櫛形のnpn接合を利用することによって、電子波のコリメーションと全反射を利用し、電気伝導度を抑制することに成功した。伝導度を抑制することはギャップレスなバンド構造を有するグラフェンにおいては応用上非常にハードルの高い技術であり、過去の先行研究においては、伝導度を抑制するために移動度を抑制したり、キャリア密度を抑制したりすることで、何とか実現にこぎ着けていたが、本研究においては、高移動度・高キャリア密度を保ちながらも伝導度を抑制することに成功した。また、櫛形のnpn接合と平坦なnpn接合の間には磁気抵抗の符号が異なることも発見し、それが接合内のバリスティックキャリアの軌道とKlein tunnelilngを考慮に入れることで説明できることも分かった。これらの結果は、グラフェン中の電子波を幾何光学のように扱うという全く新しいコンセプトを用いることで実現した結果であり、グラフェンにおける「光学」、いわゆる「Dirac fermion optics」のデモンストレーションに成功した結果と言える。
