Research Abstract

新世代の情報記憶メモリであるMRAM (Magnetic Random Access Memory)の記憶容量を飛躍的に大きくするための基礎技術を確立することを目的として、サブミクロンオーダー以下の大きさの閉磁路構造を有する磁性メモリセルの磁化過程および磁化状態について検討を行った。
(1)リング状のメモリセルの記録磁界を低減する最適構造を実験およびマイクロマグネティクス・シミュレーションの両面より探索した。この検討では、リング状のメモリセルの外径、内径などの大きさを変え、記憶に必要な磁界について検討した。その結果、幅が狭いメモリセルは、その形状磁気異方性が大きいため、記録に要する磁界が高いことが分かった。すなわち、低い磁界で記録可能な形状としては、なるべく内径を小さくすることが有利であることを明確にした。
(2)リング状のメモリセルに対する再生方法についての検討を行った。メモリセルに記憶された情報を読み出すためには、記録状態にかかわらず、磁化の向きが一定の磁性層が必要であり、磁性層の磁化の固定には反強磁性層との積層が利用できることを明らかにした。作製したNi-Fe(10-15nm)/Mn-Ir(10nm)積層リングセルでは、印加磁界の向きにかかわらず、磁化を固定できることを明らかにした。また、磁性層厚を20nm以上とすると、磁化の向きを固定できないことがわかった。
(3)再生出力を向上するためには、極薄絶縁層による電流経路の特定が有利であることを見出した。
