Research Abstract

本研究では,フォトニックネットワークに向けた半導体光ロジックデバイスに,如何にして光非相反性を導入し,信号の単一方向性を確保するかに関し基礎研究を行っている.特に,光非相反性を有する光論理ゲートおよび光フリップフロップの開発を具体的な目標とし,そのために必要な磁気光学金属・半導体材料の探索,具体的デバイス構造の創案,プロトタイプデバイスの試作および原理検証実験を行っている.平成16年度は以下の研究を行った.
(1)InAlGaAs/InP多重量子井戸の最適化:TM偏波に対する利得を得るために伸張歪み量子井戸を導入する必要があり,伸張歪みの実現が容易なInGaAsAs/InP系多重量子井戸の有機金属気相エピタキシャル成長技術を研究した.その結果,十分なTM波利得を有する伸張歪みInGaAsAs/InP系多重量子井戸能動光導波路の作製が可能となった.
(2)TM偏波半導体導波路型アイソレータの実現:InAlGaAs/InP多重量子井戸光増幅器構造の能動光導波路にニッケルおよび鉄を装荷して,波長1.55μmのTMモードに対して機能する半導体光アイソレータを実現した.アイソレーション比として6.6dB/mmが得られている.この値は,導波路上側クラッドの厚さで決まっており,最適設計により格段に向上することができる.
(3)TE偏波半導体導波路型アイソレータの実現:半導体レーザでは,出力光はTEモードの場合が多いので,TEモードに対して機能する光アイソレータが望まれる.ここでは,InGaAsP/InP多重量子井戸光増幅器構造の能動光導波路をICPドライエッチングによりハイメサ導波路加工し,その側壁に鉄を装荷して,波長1.55μmのTEモードに対して機能する半導体光アイソレータを世界で初めて実現した.アイソレーション比として10dB/mmが得られた.
