Research Abstract

無機透明材料のナノ加工が可能になれば,極微量化学分析および極微量化学反応やさらには機能性光学部品の作製が可能になる.レーザー光などを用いた光直接加工は,マスプロダクションに向くし,回折限界までであれば微細な加工が期待できる.しかし,透明材料は透明であるためにレーザー光を吸収せずエネルギー伝達が困難である.さらに,ナノ加工を行うためには波長が10nm前後の軟X線を用いる必要があるが,安価に十分な強度を得ることは困難であった.
本研究では,パルスレーザープラズマ軟X線に着目し,これを用いた透明材料のナノ加工法について研究した。軟X線は,Taターゲットに波長が532nm,パルス幅が7ns,エネルギーが500mJ/pulseのNd:YAGレーザー光を照射することにより発生した.この軟X線のうち特にナノ加工に必要な波長が10nm前後の軟X線を効率的に集光するため,新たに軟X線集光ミラーを開発した,これを用い,パルスレーザープラズマ軟X線をシリカガラス上に集光して照射した.
これにより,10mJ/cm^2程度の低いフルエンスでもシリカガラスがアブレーションされることを明らかにした.このフルエンスは,シリカガラス表面を蒸発させるのに必要なフルエンスより1桁以上低い.従って,熱的過程を必要としないシリカガラスのアブレーションの過程が存在することが明らかとなった.この結果から,パルス幅内での熱拡散長(シリカガラスの場合約100nm)よりも微細な構造の加工が可能であることが示唆される.そこで,50nm幅の溝を持つマスクを通して軟X線を照射した.これにより,幅が50nm,アスペクト比が1の溝を作製できることを実証した.
