Outline of Annual Research Achievements

多重量子井戸(MQW)においてはポテンシャル障壁によってキャリアが自由に動くことができず,複雑な動きをしている.太陽電池へ応用するためにはキャリアの動きを解明し,定量的にモデリングする必要がある.昨年度までは複雑なキャリア輸送を実効移動度として近似できることを提案したが,理論的にはどのように求められるかは明らかになっていなかった.今年度はその実効移動度の定式化に着目した.
解析の結果,MQWからのキャリアの脱出過程を計算で見積もることができ,実験結果との良い一致が確認できた.これはMQW構造内の実効移動度を定式化した世界初の理論モデルであり,MQW太陽電池はもちろんのこと,MQWレーザやMQW受光器にも適用できる幅の広い応用の理論といえる.さらに構造パラメータから簡単に実効移動度を計算できるモデルになっているため,MQW構造の最適化ツールとしても成り立っている.
それに加え,電流連続式を用いて解析すると,「光照射していない際の擬フェルミ準位」と「光照射した際の光電流」には密接な関係があることを発見し,MQW太陽電池の暗電流特性を明らかにした.その結果,発光ダイオードとしてのエレクトロルミネッセンスと太陽電池としての量子効率の関係性を解析的に示すモデルの構築に成功した.
上記の複数のモデルを同時に考えることでMQW太陽電池の諸特性を解析的に記述できるようになった.特にMQWの実効移動度がどれだけ必要か,その必要な実効移動度を達成するMQWを実現するにはどのような構造にすればいいかを初めて定量的に答えられるようになった.本研究で主に扱っているInGaAs/GaAsP系のMQWの必要最小限の実効移動度が1 cm2/Vsであることが示され,この値を実現するにはどのような構造設計をすればいいかの最適構造を提案した.
