Outline of Annual Research Achievements

昨年度は、低消費電力かつ高性能な不揮発メモリ・不揮発論理集積回路の実現を可能とするスピン軌道トルク(SOT)を用いた3端子磁気トンネル接合(MTJ)素子の開発を目的として研究を進めた。そして、(i) W/CoFeB/MgOにおけるSOT磁化反転のWスパッタリング条件依存性、(ii) 反強磁性体/強磁性体二層構造におけるSOT磁化反転のデバイスサイズ依存性 二つの成果が得られた。
(i)本研究では、非磁性重金属材料のスピンホール角の成膜条件依存性に着目し、タングステン層をスパッタリングで堆積する際の投入パワーとスパッタガス圧を調整することで抵抗率の異なる膜を作製し、ナノスケールW/CoFeB/MgO素子のSOT磁化反転特性の成膜条件依存性を調べた。測定結果から、SOT磁化反転の閾電流密度は非磁性金属の抵抗率に依存し、成膜条件の制御によって低減が可能であることが明らかになった。
(ii) 本研究では、反強磁性体PtMn/ 強磁性体[Co/Ni]ヘテロ構造を用いたデバイスにおけるSOT誘起磁化反転のデバイスサイズ依存性を系統的に調べた。結果として、デバイスのサイズが小さくなると、磁化反転のモードはアナログ的反転からデジタル的反転へ遷移することが分かった。また、このような磁化反転モードの変化は強磁性層内における微小な磁区が独立に振る舞うことと関連していることが分かった。これらの結果によって、反磁性体/強磁性体二層構造におけるSOT磁化反転の従来のメモリ素子、及び脳型コンピューティングのメモリスタ応用に向けたデバイス開発の方針が明らかになった。
ここで得られた知見は三端子SOT素子を開発し、半導体集積回路と融合して低消費電力な情報処理を実現していく上で極めて重要であり、スピン軌道トルク及びスピントロニクス物理の発展に寄与するとともに、電子デバイス産業の発展にもつながるものと期待される。
