極限界面・結晶成長制御による室温スピントロニクスデバイスの研究

Research Abstract

室温動作可能なスピン偏極素子作製を目指し、ZnOベースのホモエピ成長を行い極限界面・結晶成長制御によるスピン物性制御を実施した。
これまでの研究により、現在実用化されているアモルファスシリコンTFTを凌ぐ良好な特性(増幅率(>10^6)と移動度(10cm^2/Vs))の薄膜トランジスタを多結晶ZnO/SiO_2系にて実現している。この電界によるキャリア数制御という、要素技術を単結晶上のホモエピタキシャル薄膜に適用した。特にZnO薄膜へのCoをドーピングによるワイドギャップ磁性半導体の実現が、極限界面・結晶成長制御により系統的制御が可能となった。特にZnO薄膜作製時の極性制御は結晶成長モードに密接に関係し、強磁性発現に極めて重要な因子であることが明らかになった。酸素極性、Zn極性共に明瞭なキャリア濃度と磁化率に正の相関があり、10^<19>cm^<-3>以上の電子キャリア領域で1ボーア磁子/Coを超える大きな強磁性が発現した。室温スピントロニクスデバイスのプロトタイプとしてTMR素子作製をドライエッチング処理によりメサ構造を形成することで実施した。このような接合型素子によるスピントンネル素子、あるいは異方性結晶成長特性を利用した量子細線構造形成による量子井戸型光素子を希薄磁性半導体をベースとして作製し、その動作の検証を行った。トンネルバリア層となるMgOあるいはAl_2O_3薄膜の品質がTMR特性を支配しており、今後のデバイス特性改善に必須であることが分かった。
また、最適なクラッド材料を選択し、あらゆる希薄磁性半導体に対しても適用できるような汎用性をもった装置開発を行った。
