Research Abstract

本研究は、電子1個1個のトンネリングを制御したSi単電子デバイスに可動イオンを導入し、電流振動特性の変化から単一イオンの空間的動きを検出することを目的とする。
当初はLiを可動イオンとして選択し、SiN膜の対Li拡散阻止能を利用する予定であったが、デバイス作製上困難であり、18年度はバイクリスタルFETと呼ぶ転位網を内包した構造を作製してLiを転位網に偏析させる試みを行った。しかし、XPSで観測した限りでは転位網に特に偏析する徴候は見られなかった。
そこで、視点を変えて単電子トランジスタが作製されているSOI基板の下地基板にドーピングしてあるイオンを1個ずつ検出する可能性を探った。そのため、初期条件として全てのB原子が中性となる極低温低電界状態を設定し、その後徐々に垂直電界を印加していき中性B原子がイオン化していくことに伴う単電子トランジスタの電流の時間変化をモニターした。その結果、B原子1個ずつのイオン化を反映して、単電子電流が階段状に変化することを発見した。我々が知る限り、単一イオンの検出は初めてであり、大きな成果と考えている。可動イオンであるLiで実現しなかったが今後につながる成果と思われる。
