Research Abstract

平成18年度は17年度に完成させたダイナミックオーロラPLD法で強磁性体薄膜の低温結晶化を行うとともに、成膜中の磁場印加が磁性体薄膜の磁気特性に及ぼす影響を明らかにした。磁性体としては亜鉛フェライト(ZnFe_2O_4)を選択した。亜鉛フェライトは反強磁性体で強磁性を示さない。しかしながら、ダイナミックオーロラPLD法で成膜時に磁場の印加を行うと強磁性が発現することを見出した。このとき発現する飽和磁化の大きさは印加する磁場の増加に伴い増加した。2000Gの磁場印加により、室温において57emu/gという高い値を示した。フェライトは正四面体間隙であるAサイトと正八面体間隙であるBサイトから構成されているが、通常亜鉛フェライトではZn2+イオンがAサイトを、Fe3+イオンがBサイトを占有しているために反強磁性となるが、ダイナミックオーロラPLD法で磁場中で作製した薄膜ではZn2+とFe3+イオンがAとBサイトを統計的に占有している可能性があることがSQUIDによる2Kにおける磁化の測定結果より明らかになった。すなわち、成膜時の磁場印加はサイトの占有状態の変化を引き起こす可能性があることが明らかになった。この効果は500℃で最大となったが、300℃以下でも強く出現した。また、強誘電体であるPZTについてはPLD法とMOCVD法を組み合わせることにより290℃というこれまで報告がない低温で結晶化するとともに高い強磁性を示す薄膜を得ることができた。すなわち、本研究に於いて、強誘電体と強磁性体の両方について300℃以下での結晶化に成功した。また、磁性体薄膜をMOSFETのゲート上に形成し、磁性体の残留磁化によるドレイン電流の変化を定量的に明らかにし、多値記録メモリ実現のための道筋を得た。
