核融合生成中性子量に対する半導体計測器X線感度特性依存性とその物理機構の解明

Research Abstract

n型シリコンに比べ照射後の感度劣化の割合が少ないことが明らかとなったp型シリコンについて、種々の初期基板抵抗値をもつ半導体検出器に対し、前年度に続き総フルエンス量を増大した中性子照射を実施し、X線感度特性の中性子照射量依存性の評価を行った。
(i)耐放射線特性に優れたp型半導体について、異なる種々の初期基板抵抗値(即ち、半導体基礎特性を決定する要素である不純物濃度)を持つ検出器に対し、前年度までと同様の手法により引き続き10^<14>n/cm^2以上の中性子照射を行った。これらの検出器について、(ii)シンクロトロン放射光(KEK)を用いたこれまでの研究で確立されたX線解析手法に拠る検出器量子効率変化の評価、また暗電流特性変化の評価を行った。これにより、(iii)初期特性の異なる半導体データの比較を行った。これらは、n型とp型半導体の差異でもある実効的不純物濃度の違いが、これまでの成果で述べた様な、両型が異なる中性子照射依存性示す物理機構の解明にも役立つ。(iv)検出器の空乏層厚の変化については、半導体静電容量-印加電圧特性計測に拠り評価した。以上より、中性子照射量に対する、電荷拡散長、並びに空乏層厚の系統的データセットを収集し特性を評価した。一方で、前年度に続き、(v)P型、並びに5×10^<15>n/cm^2までは使用可能であることを確認しているJETのn型(n型はp型に比べ一般に広く使用されている)について、更に照射量を増やし中性子照射積分量に対するその使用限界を評価することができた。
