Outline of Annual Research Achievements

研究課題として酸化物ヘテロ接合界面(LaAlO3/SrTiO3, LAO/STO)に形成される二次元電子系における電子スピンの制御を目的としています。第1年度目においてLAO/STO界面におけるスピン輸送の実証、および実験的にスピン緩和長の見積りを達成し、その結果がNature Materials誌に掲載されました。本年度は得られた結果をもとに国内外へ向けて自身の成果を発表することに努めました。具体的には招待講演を含んだ講演を国内外で4件行いました。その結果、雑誌「固体物理」への寄稿、来年度開催予定の国際会議における招待講演の発表依頼、更に賞の受賞しました。
また、LAO/STO界面での輸送実験の対照実験として用いた、最大40 GHzの高周波を用いた強磁性共鳴測定について、この技術をシリコン(Si)へのスピン注入に応用する手法を研究し、その内容がApplied Physics Letters誌に掲載されるに至りました。従来Siへのスピン注入は数百ナノメートルレベルの微細加工技術や、電極・トンネル膜などの結晶成長技術、多段階プロセスといった複数の要素技術と時間を経てデバイス作製し、測定を行っています。我々の研究グループではSiスピンデバイスのMOSFET動作を世界に先駆けて成功しましたが、最適化を目指す上でデバイス作製課程の複雑さが課題となっていました。今回提案した手法ではSi上に強磁性薄膜を微細加工なく成膜するだけの簡単なデバイス構造で、容易にスピン注入効率を測定できる手法です。広帯域の高周波を用いることでスピン注入効率を測定できます。実際に基板のドーピング濃度を変化させたときパラメータが変化し、その変化がスピン注入による変化であることを(i)強磁性体薄膜の膜厚変化と(ii)スピン流が注入できないよう絶縁層を挟むことで効果が消失するといった対照実験を行うことで確認しました。
