Outline of Annual Research Achievements

磁性の電界効果は電界印加によって磁性薄膜の磁気的特性が変化する現象であり、電界という操作が容易な場により材料の磁気特性を操る新しい手法として精力的に研究されている。一方、電気的な手法で駆動するスピントロニクスデバイスでは、駆動時の電界により磁性の電界効果を通して、デバイス特性が変化するため、デバイス応用が進んでいる材料系において電界効果を定量的に調べることは極めて重要である。本研究ではこれまで強磁性共鳴を用いて高性能な磁気トンネル接合の材料であるCoFeB/MgO系における磁性の電界効果の研究を進めてきた。本年度は、MTJの磁化反転電流を低減できる新しい手法として注目されているeasy cone状態を持つCoFeB/MgOにおけるcone角の電界効果の有無について調べ、電界によるcone角の変調の実証とそれによる磁化反転電流への電界効果の影響の大きさを明らかにした。
電界を印加しながら強磁性共鳴を測定することで磁気異方性に対する電界効果を調べた。測定したすべての温度領域で磁気異方性が変化すること、本研究で用いた試料がeasy cone状態を示す温度領域ではcone角も同時に変化することを示した。Cone角の変化量は0.1 V/nmの電界印加で約10oであることを明らかにした。本研究で明らかになったcone角の電界効果が、磁気トンネル接合の磁化反転電流に与える影響を計算した。無バイアス下と0.1V/nm印加したときの磁化反転電流の比は4 Kの測定結果を用いると、約0.5であった。これは0.1 V/nmという低電界においても、磁化反転電流が倍増・半減することを意味する。この結果はeasy cone状態を用いた磁気トンネル接合では電界の影響によって書き込み電流の値が大きく変化することを示しており動作特性に対する電界効果の影響を考慮することが極めて重要であることを示唆するものである。
