Outline of Final Research Achievements

We have fabricated a simple multiplier to output harmonics that operates without bias, using Ge-Sb-Te memristors. Ge-Sb-Te is a fundamental material for DVDs and phase change memories.
To realize harmonic generation by the memristor in the millimeter wave band, we focused on demonstration of principle of harmonic generation, development of a memristor with nonlinearity, and element optimization, and achieved high performance of the element.
Furthermore, it was confirmed that higher harmonics were generated by mounting this multiplication element in the amplifier circuit.

Academic Significance and Societal Importance of the Research Achievements

次世代移動通信システムの中核技術であるマルチバンド対応の局部発振器で使用される逓倍器では、高次の高調波を発生させるには高いレベルの入力電力を必要とし、結果として全体では大きな消費電力となっていた。
本研究成果であるバイアスをかけない無給電で高調波を出力し動作するシンプルな逓倍器の実現により、身近に存在する微小なエネルギーを収穫し活用しようという「エネルギー・ハーベスティング」の促進が期待され、レジリエントな社会の形成に役に立つ。
