Research Abstract

正方形メサ構造をもつ980nm帯および1.55μm帯面発光半導体レーザを試作し、偏光双安定特性を実現した。全光型信号処理への応用として全光型信号再生を実現した。又、980nm帯で10Gbit/sの光信号から1ビットを選択し、記録・再生するメモリ動作を確認した。光通信波長帯である1.55μm帯ではシフトレジスタ機能をもつ光メモリを2個並列に接続した4ビットメモリを実現し、光RAM実現の可能性を示した。
