Research Abstract

純チタンのスパッター薄膜試料において、表面に形成される酸化物のテラス幅を拡張するため、0.1M硫酸中において不働態皮膜をレイヤー・バイ・レイヤー法で形成し、以下の知見を得た。
(1)8回、レイヤー・バイ・レイヤー法で形成した不働態皮膜の表面粗さを原子間力顕微鏡で測定したが、粗さは連続酸化や未処理の場合に比べて小さくなった。これは断続酸化の緩和効果が現れ、結晶性が良くなったためと考えられる。(2)レイヤー・バイ・レイヤー法による断続酸化で形成した不働態皮膜の膜厚を分光エリプソメータで測定したが、連続酸化の場合に比べ若干薄くなった。これは、緩和中の電位がカソード領域なので還元反応による水素発生が見られ、溶解しているためと考えられる。(3)処理した表面を走査型トンネル顕微鏡で観察したところ、原子レベルで平坦なテラスを形成できたが、そのテラス幅は、断続酸化の方が連続酸化よりも、同程度かまたは若干広くなる傾向が見られた。このことから、表面粗さが小さくなるマクロレベルの平坦化に加え、テラス幅が広がるミクロレベルの平坦化も進んだことになる。(4)断続酸化時の緩和電位が表面粗さの低下には効果的であることが確認できたので、緩和時間等を含めた緩和過程の条件を最適化することが原子レベル平坦化の鍵となることが分かった。(5)緩和電位が自然浸せき電位に近いほど、試料表面が静的な状態で緩和されるため、膜厚が厚いにもかかわらず、表面粗さが小さくなった。
以上により、レイヤー・バイ・レイヤー法の有効性が確認できたので、最適化をはじめとする一層の技術の高度化を図っていきたい。
