ガスクラスターイオンビームを用いた超精密3次元形状加工技術の開発

Research Abstract

平成18年度は、ガスクラスターイオンビーム装置を用い、小径クラスターイオンビームの照射を行った。パルスモーターをX,Y,Z,回転の4軸に使用した機械駆動ステージを開発し、外部のコンピュータにからの信号を元に、機械駆動ステージを高精度に制御した。小径ビームによる加工を行うため、まず0.1mmのアパーチャーを機械駆動ステージに設け、それを通過してくるガスクラスターイオン電流をXY方向に位置を変更しながら測定することにより、小径ビームのビーム形状の測定を行った。加速電圧30kVにおけるArクラスターイオンビームのビーム形状はほぼガウス分布であった。次に、直径0.51mm金ターゲットを用意し、接触式段差計により現在の形状の測定を行い、設計形状との差から、ガスクラスターイオンビームによって除去すべき厚さを求めた。先に求めたガスクラスターイオンビームのビーム形状と、加速電圧30kVにおける金のスパッタ率から、各照射位置でのArクラスターイオン照射量の計算を行った。この照射イオン量とファラデーカップで測定したイオン電流値から、各照射位置でのビーム滞在時間を求めることができる。このようなプロセスフローにより0.5mm径のターゲット上に蒸着された金薄膜の任意形状加工を行い、照射前の設計値との誤差200nmが、照射後には26nmとなり、大幅に設計値に近い加工をすることができた。ガスクラスターイオンビームは強力な表面平坦化効果も有しているため、高精度かつ微小な金型を作成するための技術として期待される。
