Outline of Annual Research Achievements

超ナノ微結晶ダイヤモンド/水素化アモルファスカーボン混相(UNCD/a-C:H)膜は,粒径10 nm程度の無数のナノ微結晶ダイヤモンド(UNCD)が水素化アモルファスカーボン(a-C:H)マトリックスに内在する構造をとり,膜中に無数のUNCDの界面・粒界が存在し,それを起源とする特異な光・電子状態が発現する等の特徴を有する。本研究では、UNCD/a-C:Hによる光電変換素子の実現を目指した。
同軸型アークプラズマ堆積法により窒素ドープ膜をp型Si基板に作製して,ヘテロ接合ダイオードを作製した。さらに,それらのダイオードのI-V特性を測定し,シミュレーションによりダイオード特性を詳細に解析した。実験結果はシミュレーションでうまく再現され,界面欠陥密度に加えて,ミッドギャップアクセプターライクな欠陥状態密度が支配的な欠陥であることがわかった。アンドープ層をi層として挿入してpin型にするとリーク電流が大幅に減少し,その結果UVダイオードとしての性能が向上することがわかった。
UNCD/a-C:H膜の光学パラメーターを,エリプソメトリーによって正確に調べた。実験データは、異なる振動子モデルの線形結合を使用することでフィッティングされ再現された。屈折率の値が可視領域で1.9から2.05まで変化することを明らかにした。吸光係数の値は、DLCフィルムの値に近く、光学バンドギャップは約1.63 eVであった。ESR測定により、膜中に大量の欠陥が存在することが明らかになり,これが吸収遷移に寄与している可能性があることがわかった。
ホモ接合を試みたが,前述した界面準位のためか,ホモ接合ではきれいな整流特性をえることが出来なかった。UNCD/a-C:Hにおけるp型,n型化は,単結晶の半導体材料に対するものとは異なっていると思われ,ビルトインポテンシャルが立ちにくい可能性がある。
