Research Abstract

LSI用高移動度材料として期待されるGeおよび伸長歪Geチャネルの実現に向けて、Ge表面処理技術、および高品質Ge_(1-x)Sn_xバッファ層形成の基礎的指針となる、Ge表面初期酸化過程、およびGe_(1-x)Sn_x初期成長構造を、主に走査トンネル顕微鏡を用いて観察評価した。酸素分圧に対する表面酸化とエッチングモードの競合、Ge表面へのSn導入による異方性再構成構造の形成を見出した。さらに、水素・重水素照射によるSnおよびGe_(1-x)Sn_x初期成長構造の制御を実証し、Ge_(1-x)Sn_x層成長技術の構築に貢献する知見を得た。
