Research Abstract

本研究では、次世代不揮発メモリとして極めて有望な、金属/強誘電体/半導体(MFS)構造を有する電界効果トランジスタ(FET)の開発を、有機強誘電体材料を用いて推し進めた。その結果、従来は困難であったシリコン基板表面への強誘電体膜の直接堆積や強誘電体の分極反転に伴うFETのON/OFFスイッチングの実現に至った。また、走査型プローブ顕微鏡を援用した新しいプローブゲート方式のトランジスタ型強誘電体メモリを提案し、その動作を実証した。
