Research Abstract

本研究では、透明な石英基板上にBaSi_2を分子線エピタキシー法(MBE法)にて形成し、Baサイトの約半数をSrで置換することで光学吸収端を1.4eVまで拡大できることを実証した。さらに、デバイス応用に不可欠な伝導型制御にも取り組んだ。MBE法により、高抵抗Si(111)基板上に不純物をドーピングしたBaSi_2膜を形成し、Hall測定からキャリア密度、移動度を評価した。その結果、III族不純物であるInをドープしたBaSi_2はp型になり、Inのセル温度により正孔密度を10^(16)cm^(-3)から10^(17)cm^(-3)まで制御できた。SbドープBaSi_2はn型となり、さらに、電子密度は成長時の基板温度により、1016cm-3から1020cm-3まで連続的に制御できることが分かった。
