Research Abstract

電子線描画装置の高精度温度制御をモデルにして, 外乱温度変動の1%以下(外乱温度変動0.1℃の環境にて対象物の温度変動を0.001℃以下)にするための制御方法を数値解析と実験で検討した。解析的な検討により, ステップ応答モデルを使ったモデル予測制御法により外乱温度変動の0.1%にできることを示した。また, ふく射加熱による温度上昇速度の制御も検討した。検討結果をまとめて, 制御対象に応じた最適制御条件や, 制御の限界を明らかにした。
