Research Abstract

CMOS 集積回路の微細化のためその絶縁膜に高誘電率絶縁膜用いられるようになりつつある。最近の研究結果からランタンオクサイドなどの希土類酸化物は次世代高誘電率絶縁膜としてもっとも有望であることが示され、ランタンオクサイドをCMOS集積回路技術用に導入するために必要となる電極材料の開発が急務となった。本研究では、希土類酸化物ランタンオクサイドを用いる次世代CMOS技術のためのメタルゲート材料の研究開発を行った。
