Research Abstract

光通信用半導体レーザの性能向上を制限するキャリア注入課題の克服のため, キャリアのエネルギー状態に基づく遷移を制御するエネルギーフィルタリングのためのトンネル注入量子構造とそのレーザ応用を検討した.理論解析から高速動作の設計指針と動作条件を明らかにし, 実験的に製作条件検討に基づきレーザ発振を確認することで, 本手法の課題を明確化した. また, 新規発振特性を見出し, その高速動作応用を提案した. 本研究により, 新原理に基づく高性能レーザの基礎を築いた.
