Research Abstract

携帯電子デバイスの低消費電力化・省待機電力化に対応するため,MOSFETにおけるゲートリーク電流低減は重要な課題である.素子微細化に伴いゲートスタック構造における高誘電率(High-k)絶縁膜組成やHigh-k絶縁膜/反転層界面構造の原子レベル分析は極めて困難になる.本研究では,原子レベルでモデル化されたゲートスタックのリーク特性予測のための計算化学的手法の開発を目的として,研究代表者が開発してきた量子分子動力学法,グランドカノニカルモンテカルロ法,古典分子動力学法などを統合化しリーク特性予測への適用可能性を検証する.平成19年度は(1)絶縁膜厚,ドーパント濃度,絶縁膜/反転層の界面構造を多様に変化させた原子レベルモデリングと波動関数の空間分布および電子の確率密度分布の精密計算,(2)絶縁膜/反転層における絶縁膜のリーク特性の予測を行う予定で,Si_3N_4などの窒化物材料やトラップ準位の計算,4H-SiCなどのモデリングに成功する他,多様な材料に応用することにも成功した.この他,平成19年度では,量子分子動力学プログラムの電子状態計算によって得られる電子の確率密度分布からゼーベック係数を予測するシミュレータの開発,部分状態密度から絶縁体の二次電子放出係数を予測するシミュレータの開発,従来の第一原理分子動力学法よりも飛躍的に高速化した超高速化量子分子動力学法の予備的開発やHigh-k材料・触媒材料として重要なZrO_2への応用に成功するなど,予想外の成果と発展を示した.
