Research Abstract

1.高濃度MnドープGa_1-xMn_xAs(x=10%〜20%)におけるキュリー温度の成長温度依存性の測定:成長温度を高温化することによって、キュリー温度を172.5Kまで増大させられることを明らかにした。(III-V族強磁性半導体における最高値は、英国ノッティンガム大学グループの173K。本研究の値は世界第2位。)
2.MnデルタドープAlGaAs/GaAsヘテロ構造におけるプレーナーホール効果を用いた面内磁気異方性定数の決定:プレーナーホール効果の詳細な測定を行い、磁壁のピンニングエネルギーを考慮したストーナーウォルファース単磁区理論を用いて、強い面内一軸異方性を有するMnデルタドープ層の面内磁気異方性定数を求めた。
3.MnAs微粒子を含むGaAs障壁ヘテロ構造におけるバリスティック伝導の実証:MnAs/GaAs/GaAs:MnAs強磁性トンネル接合において、GaAsのMnAsに対する障壁高さがlmeVと大変低く、電子がバリステッィクにGaAs障壁をFNトンネルすることを明らかにした。FNトンネリングを用いた半導体への高効率スピン注入の可能性を示唆している。
4.MnAs微粒子を含む磁気トンネル接合における磁気抵抗効果と静磁場による起電力の観測:MnAs/AlAs/GaAs:MnAs強磁性トンネル接合において、低温において静磁場による起電力を観測した。起電力は、数分〜数十分もの程度の非常に長い緩和時間を有していることが分かった。
5.GaMnAsをべ一スとした量子ヘテロ構造におけるトンネル磁気抵抗効果の増大を目指した研究:GaMnAs量子井戸2重障壁ヘテロ構造において、上部障壁層にAlMnAsを用いることによって、GaMnAs量子井戸のキュリー温度を増大させて、TMRを増大させられることを示した。
