Outline of Annual Research Achievements

ハロゲン化鉛ペロブスカイト半導体の基本的な光物性を高めるために、ペロブスカイト結晶組成中のカチオンとアニオン(ハロゲン:I、Br)を複数のカチオン/アニオンで置き換え、純度の高い結晶薄膜を作るための溶液塗布法の改良を行う検討を進めた中で、結晶組成中の鉛にゲルマニウム(Ge)を微量ドープする方法が、半導体光物性を向上させて素子の出力電圧を高める効果を見出した。出力電圧はバンドギャップが1.6eVのペロブスカイト光電変換素子としては最大値の1.2Vまで改善され、変換効率は22%以上に到達した。この成果をAdvanced Energy Materials(IF=24.9)に論文として出版した。また、光電変換素子の機能において、ペロブスカイト半導体と電荷輸送材料が接合する界面の構造が、光発電特性の出力電圧を高める上で極めて重要であることを確認し、界面の構造のみを変えることで性能が大きく変化する現象を見出した。
界面構造の改善が光電変換の高効率化に本質的であることがわかったため、ペロブスカイトを用いたX線検出素子の高性能化にこの考えを応用した。X線検出には、可視光応答素子と異なり、X線の吸収に必要なかなり厚いペロブスカイト膜を用いた。この膜は溶液塗布によって製膜するとともに、ペロブスカイトの微結晶を集めて加熱プレスする方法によっても形成した。界面の質を高めて欠陥を無くすことによって、素子に外部バイアスを加えた時の漏れ電流(バックグラウンド応答)を大きく低減できることがわかり、これによってX線応答の実用感度を決める重要な要素であるS/N比を高めることに成功した。ベストの素子では、素子に50V/mm のバイアスを印加した状態で、X線を照射した結果、1uA/cm2のオーダーの応答電流が得られ、応答感度値として500(uC Gy cm2)を超える感度を得ることに成功した。
