Outline of Annual Research Achievements

前年度までの知見を用いながら、電子線および陽子照射を照射したCs添加CIGS太陽電池の耐久特性・劣化メカニズムを明らかにした。
電子線照射試験より、1E15 cm-2程度のフルエンス(加速電圧2MeV)照射したのCIGS太陽電池は、Csありなしに関係なく電子線照射によって特性が向上する「自己修復特性」を有することを明らかにした。また、電子線照射によって誘発される欠陥の形成は、CIGS薄膜へのCsなど重いアルカリ金属の添加とは無関係に生じることを示唆することができた。
一方、陽子線照射試験では、1E12 cm-2程度のフルエンス(加速電圧380keV)照射したCIGS太陽電池特性への大きな影響が観察された。起電流の低下が主な劣化要因であり、はじめは長波長(900-1200nm)領域での減衰が顕著であった。照射フルエンスの増加に伴い、影響を受けた領域は他の短波長領域に拡張され、顕著なVocおよびFF損失も誘発された。これは、陽子線照射がCIGSバルク、その後太陽電池構成層の各界面を徐々に劣化させたことを反映していることを明らかにした。
更に、太陽電池の陽子線照射による劣化メカニズムを明らかにするため、DC重畳電気化学インピーダンス分光法を用い、陽子線照射後に新しい複素数型の欠陥を誘発することを明らかにした。陽子線照射シミュレーション(SRIM)とインピーダンスモデル解析を併用することで、CIGS太陽電池の損傷した領域は、n-CdS / p-CIGS pn接合、n-ZnO / n-CdS、およびp-CIGS / Moであることを明確にした。
