Research Abstract

強磁性半導体(Zn, Cr)Te において、ドナー性不純物であるヨウ素をドープした結晶におけるCr組成分布と磁化特性との相関を調べた。ヨウ素のドーピングにより、結晶中でCr が高濃度に凝集した領域が形成され、それに伴い強磁性転移温度が上昇することが明らかになった。Crの平均組成、ヨウ素濃度、および成長温度などの結晶成長条件をさまざまに変化させ成長した(Zn, Cr)Te 薄膜結晶でのCr 組成分布を調べた結果、Cr 凝集領域の形成はとりわけ成長温度により大きく変化し、成長温度の上昇によりその形状がクラスターから1 次元の柱状領域に変化することが示された。
