Research Abstract

本研究では, シリコン微細加工技術を礎として, ナノ構造の導入によりシリコン系熱電変換材料の性能指数の向上を目指した.
(1)ナノメートルサイズまで薄層化したn型SOI層におけるゼーベック係数の測定を行い, キャリア濃度に対するユニバーサルカーブを得た. そのカーブはバルクシリコンの結果と一致しており, SOI構造に由来する効果は特に見られなかった. また、高不純物濃度領域(3×10^(19) cm^(-3) 以上)において, ゼーベック係数の向上が観察された. これは, 不純物バンドの形成が原因であると考えられる.
(2)KFM(表面電位顕微鏡)を用いて, 温度差を与えたシリコン基板の表面電位を測定しゼーベック係数を評価したところ, S=-0.71 mV/K が得られた. この値は, これまでの測定方法で得られた値に近い値であり, KFMによりナノ構造材料のゼーベック係数測定が可能であることを示した.
