Research Abstract

面直方向スピン偏極電子の電気的スピン注入はスピン軌道相互作用を利用したスピン制御デバイスの実現に必要不可欠な基盤技術である。L10規則構造を有するFePtは高い一軸結晶磁気異方性を有し、GaAs上にMg/L10-FePtをエピタキシャル成長し、スピンバルブ構造を作製することにより電気・磁気特性を評価した。
X線回折において(002)FePt基本ピークに加えL10規則構造を示す(001)FePt超格子ピークも確認された。規則度は0.86となり、また、格子定数からL10-FePtのc軸が膜面直方向に配向していることが明らかとなった。極カー効果測定より残留磁化比は0.937と高い値が得られGaAs/MgO上に角形性の良いL10-FePt面直磁化膜が実現できた。面内スピン注入に必要なFePt電極間の保磁力差を付与するためArイオンミリングにより膜厚を制御し20nmと10nmFePtにおいて、わずかであるが保磁力差ができることを確認した。これらの結果より高残留磁化比とFePt電極間に平行/反平行磁化状態の制御を満たすハイブリッド構造を実現した。以上よりスピンバルブ素子を作製し、非局所測定によりスピン流の電気的検出を見た結果、スピン注入を示唆する非局所電圧変化を観測した。これがスピン流信号であることを確認するため今後はハンル測定を試みる。
